High Rate Deposition Copper Cvd

This report presents new copper CVD technology using gaseous H2O in addition to a Cu(HFA)2 and hydrogen reaction system. By this technique, the deposition rate was remarkably increased and the surface morphology was also improved. The selectivity and the step coverage were sufficient.
