Mode selectivity in oxide-confined vertical-cavity surface-emitting lasers

In the present paper, a new design of oxide-confined vertical-cavity surface-emitting diode lasers (VCSELs), exhibiting enhanced mode selectivity, has been proposed. In this new separate-oxide-confinement (SOC) VCSEL, both the electrical and optical radial confinement mechanisms are accomplished separately. It has been achieved with the aid of two oxide apertures of different diameters located at the standing-wave anti-node (optical aperture) and the node (electrical aperture) positions within the VCSEL cavity. Then a stable single-fundamental-mode LP/sub 01/ operation becomes possible even in 10-/spl mu/m VCSELs at 380 K.
