A 25-Ns read access bipolar 1k/bit-TTL RAM

A FAST and compact 1024-bit bipolar monolithic TTL random access memory has been developed. It is contained in a 2.7 mm x 3.1 mm size chip and a 25 ns read access time has been observed with power dissipation of 500 mW.
