Performance analysis of Inverse Gaussian Junctionless GAA based Biosensor with temperature Variation

In this paper, the analysis of junctionless-based Gate All Around (GAA) field effect transistor for detecting the neutral biomolecules is reported by considering an inverse Gaussian doping profile. A detailed study on the proposed biosensor's performance parameters such as ON current, OFF current, ON/OFF current ratio, surface-center potential, electric field, threshold voltage, and transconductance have been explored. The device has also been investigated for temperature analysis. The lower OFF current of
$\boldsymbol{10^{-17}\mathrm{A}}$
along with ON Current of
$\boldsymbol{10^{-6}}$
. A resulting ON/OFF current switching ratio of
$\boldsymbol{10^{11}}$
is obtained for K=10 and the order of 3 improved for detection of APTES (cancer biomarkers). The temperature effect has shown that the sensitivity is higher for high k biomolecules immobilized in the cavity region. It is observed that the threshold voltage sensitivity is 51% enhanced. The Visual TCAD (licensed version 1.9.2-3) tool is used for the parameter analysis.
