Effects of wetting behaviour and contact resistance on thermal and rheological characteristics of thermal interface materials

Different use cases and production conditions lead to an increase in requirements thermal interface materials have to fulfil. There are thermal specifications as well as rheological specifications. This paper deals with the correlation of wetting behaviour and the thermal and rheological characteristics of thermal interface materials. Also a interaction between wetting behaviour and the contact resistance between filler particles and the polymer is suggested.
