Improvement of Au electrode by glass optimization for LTCC application

The quality of low temperature co-fired ceramics (LTCC) modules can be optimized by increasing the conductivity of electrode and the bonding strength of electrode/ceramic. In this work, the properties of Au electrode in LTCC technology were optimized by different glasses. Two kinds of glasses with similar high-temperature viscosity were synthesized by using the traditional conventional melt quenching technique. High-temperature wettability of substrate by glass melt were studied by scanning electron microscopy (SEM). The optimized performance of Au electrode sheet resistivity of 2.49 m Ω/sq and wire bonding strength of 10.22 g was achieved, when the high-temperature wettability between substrate and glass was increased.
