Structure Dependence of Resonant Tunneling Diode Oscillator without Metal-Insulator-Metal Capacitors

Structure-simplified resonant tunneling diode (RTD) oscillator without metal-insulator-metal (MIM) capacitors has a big advantage for short fabrication process. In this work, we investigated the dependence of oscillation frequency on slot antenna length for structure-simplified RTD oscillators. We experimentally achieved a high oscillation frequency of ~0.96 THz with antenna length and RTD mesa of 15 μm and 0.7 μm

, respectively. We also experimentally validated that oscillation frequency decreases with increasing stabilization resistors, which was agreed well with the theory.
