A 22–34 GHz Wide-Band Low Noise Amplifier with 22 dB Gain and 4 dB NF

This paper presents a wide-band two-stage low noise amplifier (LNA) with about 12 GHz 3-dB-bandwidth, covering the 26/28 GHz 5G millimeter-wave band. Neutralization technique is utilized in both two common-source stages to improve the entire performance include noise figure (NF), gain and stability. By tuning the transistor biasing voltage, the amplifier gain is changed by 6 dB. The measured peak gain and noise figure is 22 dB and 4 dB, respectively. With the gate-source coupling technique, a broadband input matching bandwidth is achieved with better than 10 dB return loss in the operating frequency. At 28 GHz, the measured output 1-dB compression point (OP1dB) is up to 2.8 dBm.
