A 126 GHz, 22.5% Tuning, 191 dBc/Hz FOMt 3rd Harmonic Extracted Class-F Oscillator for D-band Applications in 16nm FinFET

This paper presents a harmonic oscillator with an extracted third harmonic from 108.7-to-120.6GHz and 127.5-to-144GHz for D-band applications. The inherent third harmonic generation of the oscillator removes the need of a high frequency divider or multiplier. The mm-wave oscillator is implemented in a deeply scaled 16nm FinFET technology achieving a 22.5% tuning range around 126GHz with a peak FoMt of 191 dBc/Hz from a 0.6V supply.
