Mode stabilized oxide confined VCSELs with improved dynamic range under analog modulation

Summary form only given. Vertical cavity surface emitting lasers (VCSELs) are attractive for fiber optical distribution of RF-signals in cost sensitive applications such as intra-building antenna remoting in wireless networks. Important properties for analog modulation is nonlinear distortion and noise that determine the spurious free dynamic range (SFDR). We have fabricated oxide confined VCSELs with a 9 /spl mu/m diameter oxide aperture and an emission wavelength of 850 nm VCSELs with a planar top surface and multimode with a threshold current of 1.9 mA and a slope efficiency of O.6 mW/mA.
