Low Temperature Electrical Characteristics of Si Nanonet Field Effect Transistors

This paper deals with the temperature dependence of the transfer characteristics of Silicon nanonet-based transistors. Electrical parameters such as threshold voltage, low field mobility and subthreshold slope ideality factor were extracted using a Lambert W function based model. Their variation with temperature was studied as a function of density of nanowires and channel length value.
