High speed modulation single mode 850 nm DTCC-VCSEL

We present a novel design of double-transverse-coupled-cavity VCSELs toward high speed modulations of more than 20GHz for single mode operation. In-plane lateral optical feedback in both cavities enables the large bandwidth enhancement of direct modulations. The Vernier effect in DTCC could be a help for single-mode operation in larger oxide apertures.
