Low Temperature Soldering: Enabling Advancements in Packaging

Technical challenges such as dynamic warpage in PoP can cause serious soldering defects. Reducing reflow temperature below 200°C can resolve this issue, but requires new soldering materials to replace currently used Sn-Ag-Cu. In this work, we review the state of the art in low temperature soldering and present a possible solution for such assembly challenges.
