Design of silicon based millimeter wave oscillators

Oscillators are fundamental devices for millimeter wave and terahertz applications. With the rapid development of silicon based technology, low cost high frequency oscillators attract more attentions. This paper reviews some recent advances of millimeter wave frequency oscillators developed in state key laboratory of millimeter waves. Several V/W/D/Y-band CMOS oscillators are designed using cross-coupled and push-push structure, and measurement results show the oscillation frequency band and output power. Another 520GHz SiGe oscillator with fundamental frequency at 173GHz using travelling wave ring topology is also introduced, and the measurement scheme and results are illustrated.
