Breakdown of the green gap in (0001) InGaN LEDs

We have measured the output of InGaN light emitting diodes (LEDs) with different dislocation densities covering the blue and green spectral range. Using the ABC-model, we extracted non-radiative A and radiative B coefficients. A was constant for high dislocation densities, while at lower densities A increased by two orders of magnitude from blue to green. B follows the squared wave function overlap for all samples. Thus, for low dislocation densities the non-radiative recombination reduces the LED efficiency towards green as much as the reduced wave function overlap.
