A Nano-Structure Memory With SOI Edge Channel And A Nano Dot

Silicon nano-structure devices have been investigated due to the smaller size, faster speed, and low power consumption[1]. We have proposed a nano structure memory using SOI edge channel and nano dots (Fig. 1). In this paper, fabrication and the electrical characteristics of the nano memory are presented.
