Application of Plasma Charging Probe to Production HDP CVD Tool

Measurements of plasma induced voltage (V/sub c/) are performed real time using an in situ probe. The probe was installed on a Deep Sub Micron (DSM) 9900 CVD tool from Lam Research Corporation. The data was collected and modeled using Response Surface Modeling (RSM). A process parameter space of low V/sub c/ was identified.
