Gain spectral characteristics of GaInAsP/InP quantum-wire lasers

Gain spectra of 1.5 /spl mu/m wavelength GaInAsP/InP compressively-strained quantum-wire lasers with a wire width of 20 nm and 25 nm were measured and compared with that of quantum-film lasers fabricated on a same wafer. As a result, the difference of the spectral shape between the quantum-wire and the quantum-film lasers were clearly obtained at T=100 K.
