Thermally triggered collapse of collector current in power heterojunction bipolar transistors

Reproducible, hyperbolic collapse of collector current in heterojunction bipolar transistors is reported. This effect is shown to result from inhomogeneous current distribution, positive feedback between junction current and temperature, and the negative temperature coefficient of the current gain.
