Mo-Silicided Low Resistance Shallow Junctions

To minimize short channel effects, such as threshold voltage lowering, and gate overlapping capacitances in scaled MOSFETs, reduction in source and drain junction depth is very important. The conventional ion implantation is not suitable for formation of such shallow junctions as xj ≤ 0.2 μm, because sheet resistance becomes unacceptably high.
