Photovoltaic Detectors in the GaN/AIN Intersubbandsystem operating at 1.55 μm

We present a nitride prototype photovoltaic intersubband detector operating in the telecommunication wavelength range. At room temperature the device was capable of detecting a sinusoidally modulated laser beam at frequencies up to 2.37 GHz.
