Lifetime Prediction for CMOS Devices with Ultra Thin Gate Oxides Based on Progressive Breakdown

Progressive breakdown observed in CMOS devices with ultra thin gate oxides can significantly increase the time dependent dielectric breakdown (TDDB) reliability margin of digital CMOS products.
