A 2.4 GHz CMOS Doherty Power Amplifier

This paper presents the first implementation of a 2.4GHz Doherty power amplifier with an integrated adaptive bias circuit in standard 0.18-mum CMOS technology. The transmission lines and power divider are realized on a two-layer 32-mil-thick FR-4 board. The total CMOS die size is 0.9 times 0.6 mm
