Estimating DPPM during the prototype to product ramp phase [IC example]

A process allowing one to estimate the early failure rate and subsequent defective PPM for a product's use is presented. Keys points for early technology implementation are a limited sample size, identifying and assessing the impact of a failure distribution, determining a defect Pareto, de-rating to product use, test screen modifications or process iterations needed for further improvements and any applicable burn in duration.
