A novel quantum interference transistor (QUIT) with extremely low power-delay product and very high transconductance

The design and analysis of a novel transistor is presented. Its operation is based on Aharonov-Bohm quantum interference of electrons in two contiguous conduction channels. Calculations show that the device can have a minimum power-delay product of ∼ 10
^-20
J, a maximum transconductance > 100 S/mm, a switching time of 3-4 ps, and in analog applications a maximum frequency of operation of > 1 THz. Besides, the device can be biased appropriately to exhibit either a positive or negative transconductance which has interesting applications in complementary logic. Also, the device can realize unique logic functions such as a single transistor static latch and can be used as a single stage differential amplifier.
