Bootstrap-pumped control circuitry for an MNOS EAROM

A 336-bit MNOS EAROM has been designed for 10-year nonvolatile storage of data. The single chip design is fully decoded and all voltages required for erasing, writing, and reading the MNOS transistors are totally controlled on chip in a manner that eliminates circuit threshold drops. All data input-output pads and all control pads are compatible with 15-V CMOS. This paper will describe the low power PMOS circuitry developed for this design.
