Junctionless Nanowire Transistor-Based Current Mirror in High-Temperature Applications

In this work, the performance of a Common Source Current Mirror based on Junctionless Nanowire Transistors was analyzed at different temperatures. In that approach, the configurations were biased at the same conduction level, presenting a current transfer ratio and output conductance that do not vary significantly with temperature. This low variance with temperature seems to be a consequence of the phonon and neutral impurity scattering mechanisms neutralizing each other, resulting in a low electron field mobility that is almost constant for all temperatures.
