A 101.4% Tuning-Range -196.4dBc/Hz FoMT LC-VCO IC with a Single Analog Voltage-Controlled Novel Varactor in 45-nm CMOS SOI

An ultra-wideband LC voltage-controlled oscillator (VCO) with a novel varactor is proposed in this paper. The novel varactor consisting of a switch NMOS, an Accumulation-MOS (AMOS) and an Inversion-MOS (IMOS) is simultaneously controlled by a single analog voltage. The parallel connection of AMOS and IMOS significantly increase the maximum to minimum capacitance ratio. The proposed wideband VCO IC achieves a continuous frequency tuning range of 101.4% from 3.04 GHz to 9.31 GHz, a figure of merit with tuning range (FoMT) at 10 MHz offset of -196.4 dBc/Hz and the minimum DC power consumption of 2.49 mW at an oscillation frequency of 9.31 GHz under a 0.4 V supply voltage.
