A 290-μW 2.4-GHz Noise-Canceling LNA with 3.3-dB NF for Ultra-Low-Power Radios

This paper presents a 2.4-GHz noise-canceling LNA operating in the subthreshold region. The LNA incorporates a complementary inductive negative feedback common-source structure in the auxiliary path, which is reused as the second stage of the main amplifier, effectively achieving noise cancellation and enhanced linearity under low power consumption. The LNA is designed using a 40-nm CMOS process, with a power consumption of 290 µW at supply voltages of 0.9/0.4 V. Post-layout simulations of the LNA reveal a noise figure of 3.3 dB, a gain of 14.6 dB, and an input third-order intercept point (IIP3) of -10.9 dBm, yielding a figure of merit (FoM) of 28.9 dB.
