Joint Simulation Design of Electrodes for High-Power and High-Bandwidth Photodetector

This paper presents a co-simulation approach and designs a high-impedance transmission line electrode. Through joint simulations of the photodetector epitaxial layer design, electrode design, and equivalent circuit, the aim is to optimize the prediction of the photodetector's bandwidth and output power. The co-simulation method employs inductive peaking to enhance bandwidth and impedance matching to reduce signal reflection and improve output power. The designed modified uni-traveling carrier photodetector (MUTC-PD) with a mesa diameter of 20 μm achieves a bandwidth of 44 GHz, which increases to 55.7 GHz when connected to the high-impedance transmission line electrode. At a signal frequency of 30 GHz, under varying input optical powers, the saturated RF output power of the MUTC-PD with the high-impedance transmission line electrode reaches 26.081 dBm.
