Integrated Optical Link on Si Wafer Using Low Energy Membrane InP-based Photonic Devices

An integrated optical link on a Si wafer is demonstrated with a short-cavity membrane laser, over- $67-\mathrm{GHz}$-bandwidth electro-absorption modulator, $48-\mathrm{GHz}$-bandwidth photodetector, and $7.6-\mathrm{mm}$-long $\mathrm{SiO}_{\mathrm{x}}$ waveguide. It demonstrates $0.26-\mathrm{pJ} /$ bit operation for $64-\mathrm{Gbit} / \mathrm{s}$ non-return-to-zero signals.
