A Physical Simulation Model for Neutron Damage Analysis on Triple Junction GaAs Solar Cell

The space radiation environment is mainly composed of solar cosmic rays, galactic cosmic rays, earth radiation belt, etc. Its main components include protons, electrons, gamma rays, heavy ions and neutrons, etc., which together constitute the space charged particle radiation environment on the satellite orbit. In recent years, there have been many studies on the effects of electron and proton radiation on solar arrays, but there are few studies on the effects of neutron radiation. Especially, the structure and performance of GaAs solar cell has been improved greatly compared with early design, there is none simulation model to analyze the degradation effect of neutron irradiation on the newly triple junction GaAs solar cell. This paper will give a physical simulation model based on neutron irradiation test on triple junction GaAs solar cells. The model will be used for neutron damage analysis on the solar arrays of spacecraft.
