Semiconductor Device Compact Simulation Taking Into Account the ESD Effect and Using the Free Circuit Simulation Software

This article presents compact models of semiconductor diffusion resistors taking into account the ESD effects: snapback and resistor dependency on the current. The models are based on the equation dependent sources. The models could be used for the ESD protection circuits design in the CMOS technology. The models are developed using the free circuit simulation software Ngspice and Qucs-S. The proposed compact models could be integrated into every SPICE compatible circuit simulation software.
