Heterogeneously Integrated Si-III-V Laser Sources in Open Access PDK for LiDAR and Datacom Applications

We demonstrate various widely tunable and single-frequency lasers heterogeneously integrated in a silicon photonics platform through an open access Si-Ge BiCMOS foundry process. Tunable lasers with fundamental linewidths of 8 kHz are presented together with volume manufacturing data and reliability results. Distributed feedback (DFB) lasers with >40 mW total output power and >30 dB feedback tolerance are demonstrated for datacom applications.
