Efficiency and Linearity Enhanced Three Way Doherty Power Amplifier with Digital Adaptive Bias Control

This article presents a CMOS integrated three-way Doherty power amplifier for future 6G FR3 applications. It utilizes a low-loss three-way Doherty combiner and digital adaptive bias control. The low loss Doherty combiner and the digital adaptive bias control improve both efficiency and linearity. The fabricated three-way Doherty power amplifier demonstrates output power of 24dBm and power added efficiency (PAE) of 33.6% at 11GHz. Furthermore, it achieves an output power of 12.6dBm, PAE of 20.1%, and error vector magnitude (EVM) of 6.9% with a 64QAM signal.
