H-Band InP HBT Oscillator Arrays Packaged in Single Oversize Waveguide Channel

Two types of oscillators, one with only the core circuit and the other one with extra buffer amplifier attached to the core, are fabricated using InP 250nm HBT technology for near 270 GHz signal generation. Both circuits successfully produced output powers of -2 and 2 dBm, respectively, when packaged as a single-element waveguide module. The same two types of circuits are also packaged inside a large, expanded waveguide channel as an array. Preliminary tests show the core-only oscillator array producing a frequency-locked signal, whereas the buffer-integrated oscillator array displaying an unlocked frequency spectrum. Two different approaches for output power measurements using the waveguide flange and the open-space radiation patterns are underway to verify the power increase for the array.
