Design of Experiment for Wedge-to-Wedge Aluminum Wire Bonding Parameters

This work explores the effects of varying wire bon-der parameters, specifically ultrasonic power and bonding force, on critical characteristics such as pull force and wire deformation. The focus is on heavy gauge, wedge-to-wedge aluminum wire, a subject that has received limited attention in the literature. By using the suggested test conditions and procedures from standards DVS 2811 and MIL-STD-883, this work aims to complete a parametric study to comprehensively understand the impact of input parameters, specifically ultrasonic power and bonding force, on the quality of wire bonds. By achieving this understanding, this work aims to develop a methodology that enables the quick and statistically confident identification of more ideal input parameters for wire bonding processes.
