Transformer-Feedback mm-Wave Injection-Locked Frequency Tripler with Enhanced Output Power

This paper presents a high-output-power injection-locked frequency tripler (ILFT) designed using 0.25-µm GaAs p-HEMT technology. Leveraging a transformer-based positive feedback network, an injection-current-boosting (ICB) transformer, and a high-order resonator, the proposed ILFT achieves a locking range (LR) of 4.59% from 22.12 to 23.16 GHz, while delivering an output power exceeding 9 dBm without the need for additional amplifier or buffer stages. Comprehensive EM simulations validate the design's effectiveness, making it a promising candidate for millimeter-wave communication and detection systems.
