High-Power CW/Pulsed Operations of 1.55-µm-Wavelength Photonic-Crystal Surface-Emitting Lasers

We develop 1.55-µm InP-based photonic-crystal surface-emitting lasers with double-lattice photonic-crystal structures. Single-mode continuous-wave lasing with 250-m W output power is achieved for a 200- µm -size device. Furthermore, under nanosecond pulsed conditions for a 400- µm -size device, we demonstrate a record-high output power exceeding 30 $W$ with a narrow divergence angle of approximately 1°.
