A Low-Power Dual-Mode LNA with Improved Dynamic Range in 90nm CMOS SOI Technology

This paper presents a millimeter wave(mm-wave) low-power dual-mode low noise amplifier (LNA) with gain-switchable technology for improved dynamic range. Multi-tanks transformer is utilized in the inter-stage and output matching network for gain-switchable operation. LNA adopts 3-stages common source (CS) amplifier, and the input matching network of LNA adopts a transformer-based matching network to realize the wideband power and noise matching. LNA is designed in 90nm CMOS SOI technology at a 0.75-V supply voltage (VDD), with a power consumption of only 7.2mW. The post-layout simulation results show that the 3dB bandwidth of LNA is 24.6~35.8GHz, the minimum noise is 2.78dB, the peak power gain is 21 dB in the high gain state, and the gain in the low gain state can be 3.5dB lower than the gain in the high gain state. Thanks to the gain-switchable technology, the input 1dB compression point (IP1dB) is -15.1 and -13.1 dBm at 30GHz, respectively.
