Integrated 220-330 GHz quasi-optical receiver based on low-barrier Schottky diodes and UTC photodiodes

In this work, we present a hybrid optoelectronic receiver with state-of-the-art performance at the 220-330 GHz band. The quasi-optical receiver comprises a subharmonic mixer with antiparallel InGaAs Schottky barrier diodes (SBDs), and an uni-traveling-carrier photodiode (UTC-PD). The photodiode generates the local oscillator (LO) signal to drive the mixer optically, incorporating photonic advantages. Simulations using measured SBD and UTC-PD data show a minimum double-sideband (DSB) conversion loss and noise temperature of 8.8 dB and 1270 K respectively. This solution represents a breakthrough towards high-performance optoelectronic terahertz receivers.
