A Three-Dimensional Simulation Study of Dielectric Modulated TreeFET as a Label-Free Sensor

A dielectric-modulated sensor based on TreeFET with enhanced sensitivity is proposed in this work. This sensor structure can increase the driving current of the device without needing to add additional area. TreeFET-based sensors and NSFET-based sensors with the same structural parameters are discussed and analyzed in several aspects, such as threshold voltage sensitivity, subthreshold swing sensitivity, and switching current ratio sensitivity. The analyzed results show that the performance of the TreeFET-based sensor we proposed is significantly better than that of the NSFET-based sensor.
