Ka-Band High-Gain Receiver Using TSV Hermetic PoP for Planar Phased Arrays

A Ka-band high-gain receiver module prototype for planar phased array applications is presented in this paper. The receiver has a high-gain of 36 dB, and the noise figure is below 3.2 dB. The input P1dB is above −60 dBm, and the IMD3 is around 45 dBc at −60 dBm input power. A TSV based package-on-package is applied to realize the module for fast design, hermetic packaging and high performance. The design, packaging and simulation results of the receiver are presented.
