Advanced phase-leg short circuit protection for 3rd generation semiconductors

An advanced short-circuit protection method for bridge-type power converter with high-side and low-side power switch is proposed. The proposed method can make the gate driver exhibit an ultra-fast response to short circuit. The methodology is based on detecting the opposite side drain-source voltage drop to identify the short circuit event. The operating principle, the switching characteristics, and the circuit design will be described. An 800V, 30kW testing platform has been built to test with HybridPack SiC MOSFET Module.
