A millimeter Wave MMIC Power Amplifier using 0.15 um GaN for Space Communication Systems

This paper presents the design and performance evaluation of a class AB power amplifier operating at 27GHz in the Ka-band for satellite communication, utilizing a $0.15 \mu \mathrm{m}$ GaN process design kit from Taiwan’s Win Semiconductor. The designed MMIC achieves a drain efficiency of up to $43 \%$. To ensure stability, a feedback network comprising series RLC components is implemented at the gate terminal of the power amplifier. Matching networks are optimized to maintain a balance between power-added efficiency and output power across the desired bandwidth. The presented power amplifier delivers an output power of $0.9 \mathrm{~W}$ with a power-added efficiency of $41 \%$.
