A Terahertz Dual-Channel Radar Transceiver in 22 nm CMOS with 60 GHz Bandwidth

This paper presents a 0.24-0.3 THz dual-channel broadband frequency-modulated continuous-wave (FMCW) radar transceiver in 22 nm CMOS. The proposed channel-switching strategy enables it to achieve a 60 GHz operation bandwidth. It employs a monostatic structure based on the doubler-last and the mixer-first architecture, eliminating the necessity for power-hungry local oscillator (LO) distribution circuit and lossy duplexers, resulting in a compact footprint and low power consumption. While consuming 270 m W power, the proposed transmitter (TX) achieves a peak output power (Pout) of -3.1 dBm, the receiver's (RX) maximum conversion gain (CG) is up to 7.2 dB, and the minimum noise figure (NF) is 30.5 dB at an intermediate frequency (IF) of 1 MHz. The Pout, CG, and NF values fluctuate by only 1.2, 2.3 and 3.1 dB, respectively, across the 60 GHz chirp bandwidth. The chip occupies a core area of 0.93 mm2.
