Spatial Mapping of Inverted Metamorphic Triple Junction Solar Cells

Multi-junction solar cells’ performance is often limited due to the current mismatch among subcells. The luminescent coupling (LC) effect can be one of the strategies to overcome the mismatch. In this work, we examined the temperature dependence of the LC effect in III-V compound InGaP/GaAs/InGaAs inverted metamorphic triple-junction solar cell (IMM-3JSC) by the laser beam-induced current (LBIC) mapping characterization method. Varying the temperature from 25°C to 100°C deteriorated the LC current by 50% and the LC current became nonuniform by approximately 12%. Considering the LC effect, the IMM-3JSC sample is more beneficial when operated at temperatures below 45°C.
