New snap-off free 1200 V diode technology with active rear-side structure for enhanced system performance

A 1200 V free-wheeling diode with active rear-side structure is presented in this paper. The proposed diode design offers 20% lower dynamic losses and 100 mV fewer static losses than the state-of-the-art reference. This new diode design allows snap-off free switching even at very low load currents and, in turn, lowers radiated electromagnetic interference at the system level. It also reduces total system losses by 20% or increases output power by 13%, leading to more efficiency and enhanced system performance.
