Temperature Dependence Survey for a 2.5-2.9 GHz GaAs Power Amplifier

To investigate the temperature property of the GaAs MMIC PA, series temperature simulations and analysis have been carried out in this paper. It can be shown that the outputs of RF small signal and large signal all lower with the rising temperature. Therefore, this 2.5-2.9 GHz MMIC GaAs PA is sensitive with temperature,, it is reasonable to provide important guidelines for MMIC design.
