Facile Synthesis of Self-Powered ZnO Nanostructures on p-InP for UV Detection

In this paper, ZnO nanostructures were synthesized on p-InP via a two-step growth way. The obtained ZnO nanostructres were uniformly distributed on the surface of p-Inp substrate and showed the disc-shaped morphology. Compared to ZnO nanoarrays grown on glass a significant enhancement of photoresponse was observed for. The device based on ZnO/InP exhibited high performance UV detection with short recovery time, and simultaneously self-powered operation. The results suggested the potential application in fabricating efficient UV detection.
